چکیده

various techniques and methods have evolved recently for the characterization and measurement of microwave devices. Waveform measurement and engineering system among them is a very promising candidate for the optimization and characterization of transistor device for use in power amplifier design. This paper presents an all encompassing waveform measurement and engineering system which is capable of providing accurate characterization data for the purpose of optimizing the device. The waveform measurement is achieved by applying enhanced calibration algorithm around an MTA based setup. The capability to engineer the waveforms is achieved by an emerging active load pull approach called ‘Envelope Load Pull’.

Generalized De-embedding Techniques

This paper discusses techniques for embedding and de-embedding the characteristics of two-port devices described by scattering parameters at microwave frequencies. Such techniques have wide applications in areas such as the measurement of the parameters of a semiconductor device mounted in a fixture, removal of the effects of cables, adapters, etc. and network analyzer calibration using variant...

Gallium Nitride on Silicon HEMTs for Wireless Infrastructure Applications, Thermal Design and Performance

GaN HEMTs are being touted as the next generation microwave power transistor. Many research groups have reported outstanding DC and RF results on small periphery devices. However, the data on larger devices is somewhat limited. This paper will present results on large periphery devices (18 mm total gate width). Results from DC, RF and Linearity measurements will be presented. In addition a deta...

A Novel Calibrated Time Domain Envelope Measurement Setup for the NPR Characterization and the Behavioral Modeling of Power Amplifiers

Characterization of the nonlinear microwave power devices has been considerably enhanced during the last decades. CW stimuli enable to provide valuable and very useful information for the validation of transistor nonlinear models for CAD. They provide also experimental confirmations of the optimum operating conditions of active cells in terms of power, gain and efficiency [1] [2] [3]. Additive ...

A five-port deembedding method for floating two-port networks

Radio frequency (RF) high-power bipolar transistors are often constructed with the collector accessible at the bottom of the device. Characterization is carried out on substrate mounted devices. The classical methods developed for the “on wafer” capacitance–voltage (CV) and alternating current (ac) measurement of grounded devices are then no longer applicable. A (general) deembedding algorithm ...

Characterising Microwave Transistor Dynamics with Small-signal Measurements

Small-signal microwave transistor characteristics are used to construct and fit a comprehensive model of their dynamic behaviour. The model includes thermal effects and trap-related effects, which influences such a large range of frequencies that they are not well characterized by large-signal or pulse measurements alone. Correlation of the model with smallsignal characteristics demonstrates th...
